本文在介紹了氮化嫁材料的基本結(jié)構(gòu)特征及物理化學(xué)特性之后,從氮化擦的外延結(jié)構(gòu)的屬性和氮化擦基高性能芯片設(shè)計(jì)兩個(gè)方面對(duì)氮化家材料和器件結(jié)構(gòu)展開了討論。其中材料屬性部分,介紹了透射電子顯微鏡的工作原理及其主要應(yīng)用范圍,然后根據(jù)實(shí)驗(yàn)分析了TEM圖片,包括GaN多量子阱,重點(diǎn)分析了V型缺陷和塊狀缺陷的高分辨圖形,分析了他們對(duì)材料屬性的影響。然后分析了多種氮化擦樣品的光致發(fā)光譜和電致發(fā)光譜,并解釋其光譜藍(lán)移和紅移現(xiàn)象。在屬性部分最后介紹了基于密度泛函理論和第一性原理的CASTEP程序及其在分析GaN材料屬性上的應(yīng)用。在芯片結(jié)構(gòu)設(shè)計(jì)部分,本文提出了三種高效率LED芯片的設(shè)計(jì)結(jié)構(gòu),分別是基于雙光子晶體的LED芯片,基于微球模型的LED芯片,基于激光剝離襯底的大功率LED芯片。涉及到光子晶體理論,蒙特卡羅理論及激光剝離理論,本文分別介紹和分析了各類理論基礎(chǔ),并在此基礎(chǔ)上提出新的設(shè)計(jì)結(jié)構(gòu),給出仿真分析結(jié)果。雙光子晶體可以提供較完善的反射層,出射層。微球LED可以利用大尺寸表面結(jié)構(gòu)來大大提高LED芯片的外量子效率。基于激光剝離襯底的大功率LED可以實(shí)現(xiàn)較好散熱效果和功率。

風(fēng)速測量的準(zhǔn)確性對(duì)于海洋-大氣界面的觀測有著重要意義。本文簡述了時(shí)間差超聲波風(fēng)速測量方法的優(yōu)點(diǎn),并運(yùn)用時(shí)間差法的二維V型結(jié)構(gòu)超聲波測量原理,搭建了一種基于STM32F103ZET6的二維超聲波風(fēng)速測量系統(tǒng)。與傳統(tǒng)的測風(fēng)系統(tǒng)相比較,該設(shè)計(jì)引入希爾伯特黃變換對(duì)測量數(shù)據(jù)進(jìn)行處理,能夠保證風(fēng)速測量的準(zhǔn)確性。實(shí)驗(yàn)結(jié)果表明:該設(shè)計(jì)適應(yīng)性較強(qiáng),可實(shí)現(xiàn)較高精度的風(fēng)速測量,在海氣界面等復(fù)雜氣象環(huán)境的觀測中具有較高的參考價(jià)值和實(shí)用意義。關(guān)鍵詞海氣界面,超聲波,時(shí)差法,STM32F103ZET6,希爾伯特黃變換目前,傳統(tǒng)的風(fēng)速測量儀大多是利用機(jī)械構(gòu)件的轉(zhuǎn)動(dòng)來衡量風(fēng)速[1]。與超聲波風(fēng)速儀相比,存在幾點(diǎn)缺陷:1)旋轉(zhuǎn)部件會(huì)產(chǎn)生摩擦損耗;2)存在啟動(dòng)風(fēng)速,需要啟動(dòng)時(shí)間;3)在海氣界面中機(jī)械旋轉(zhuǎn)構(gòu)件的抗浸蝕性能較差[2]。超聲波風(fēng)速儀與HHT算法相結(jié)合,不僅彌補(bǔ)了以上缺陷,而且在風(fēng)速測量精度上有所提高、抗惡劣海況能力增強(qiáng),成為當(dāng)下的研究熱點(diǎn)。本文簡單介紹了一種基于微控制器 STM32F103ZET6、運(yùn)用時(shí)間差法設(shè)計(jì)的二維超聲波測風(fēng)儀,并引入HHT算法對(duì)測量數(shù)據(jù)進(jìn)行處理。該系統(tǒng)測量精度高、體積小、頻率快、穩(wěn)定性強(qiáng),十分適用于海洋大氣界面等海洋環(huán)境的風(fēng)速測量。
